Abstract :
Millimeter wave detector is an important part of the direct detection receiver[1]. In this paper, a W-band high performance detector circuit utilizing the commercially zero bias diode [2](ZBD) from Virginia Diodes, Inc(VDI) is proposed here. As the datasheet doesn´t provide us enough information of the diode, at first we did the parameter extraction from the measured I_V curve to get the series resistance Rs, the reverse saturation current Is and ideality factor n. Secondly, using these parameters, we design the detector circuit model by Agilent ADS and Ansoft HFSS. The whole circuit is eventually manufactured on Rogers5880 (0.127mm) substrate. In addition, a self-made video amplifier is also used to help us evaluate the performance of the detector. The measurement data shows that the voltage sensitivity is above 1000mV/mW from 80GHz to 100GHz, especially in our needed work band 86~94GHz, the voltage sensitivity is up to 2000mV/mW, which lay a solid foundation for the realization of the direct detection receiver next work.
