Abstract
In the paper the electrothermal dynamic macromodel of the power Darlington transistor for SPICE is presented. This macromodel is formulated as the connection of the electrical and thermal lumped models of the component devices. The selfheating in each component devices and mutual thermal interactions between these components are included in the model. To illustrate the theoretical considerations some simulations and measurement results are given as well.
