Abstract :
Our activities on electroabsorption (EA) modulators, which incorporate traveling-wave (TW) type electrodes to overcome the capacitance-resistance (CR)-induced bandwidth limitation, are reviewed. Two EA-integrated devices are described: one is the first-ever TW-EA modulator integrated with a DFB laser (TW-EADFB) with wide bandwidth of over 50 GHz and the other is an optical gate integrating photodiode, and TW-EA modulator (PD-EAM) with a minimum gate opening time of 2.3 ps.
