Abstract :
this paper, we report on the large signal verification of the Smoothie database model for LDMOS devices, specifically developed for circuit design and device innovation applications. For this verification, based on load-pull measnrements of Philips MMIC LDMOS devices of different sizes, we use a two-tone as well as a IS-95 CDMA compliant signal. The results indicate very good agreement between measured and simulated data when the Smoothie simulations are based on databases of measured y-parameters. Furthermore, we demonstrate that Smoothie shows very good accuracy also when based on MEDIC1 generated databases, and, therefore proves to be very valuable when studying the RF performance of new LDMOS technology generations. Due to its accuracy, the Smoothie model is intensively used at Philips Semiconductors and TUDelft for circuit design and device innovation purposes.
