Abstract
An Empirical Table Based HBT Large Signal Model is proposed and experimentally evaluated. The important features of the model are that the model is a combination between an Empirical HBT model and a Table Based Model. The main model parameters are determined directly from measurements. The model was evaluated by DC, S-parameters, Power Spectrum and LSNA measurements. Good correspondence was obtained between measurements and simulations.
