  • Abstract
    The principles of millimeter-wave detectors based on planar slot antennas and low-barrier Schottky diodes are discussed. 94 GHz slot antenna with 8-GHz wide frequency band and 800 Omega impedance has been developed. Detector characteristics of antenna coupled with diodes of various junction resistances within the range Rj=1divide1000 kOmega at zero bias is investigated. Based on experimental investigations, the optimal values of diode resistance for obtaining high value of voltage sensitivity>104 V/W and NEPap10-12 W/Hz1/2have been determined
