Room-Temperature THz Oscillation of Resonant Tunneling Diodes Integrated with Slot Antennas

Abstract :
Room-temperature oscillation of resonant tunneling diodes integrated with planar slot antenna is reported. Fundamental mode up to 0.6 THz with 8 muW and harmonics up to 1.02 THz with 0.6 muW are obtained. Fundamental oscillation up to 2.4 THz and 70 muW at 1 THz are theoretically expected by structure optimization. Voltage-controlled oscillation and mutual injection locking for power combining are also shown.
