Abstract :
A 645-GHz focal-plane array fabricated in a 0.25-mum CMOS process achieves a responsivity of up to 80 kV/W and a NEP of 300 pW/pHz. The mixing mechanism is analyzed. Heterodyne detection is also demonstrated.
