Abstract
We introduce a compact, resonant photodetector based on III-V/silicon-on-insulator heterogeneous integration. Wavelength-selective detection is demonstrated. >10 dB extinction ratio is obtained. The responsivity of the detector is ~1.0 A/W at the resonance wavelengths.
