Abstract :
We demonstrate a novel THz quantum cascade laser (QCL), emitting at two widely separated wavelengths 33 µm, 51 µm, simultaneously, based on GaN/AlGaN quantum wells. The large LO-phonon energy (∼ 90 meV) and ultrafast resonant phonon depopulation of lower radiative levels lead to an excellently enhancement in operating temperature.
