Abstract :
Selectively grown silicon camel diodes were integrated into a microstrip-line balanced mixer circuit using a rat-race coupler. The cutoff frequency of the single diodes lies in the range 50 GHz to 330 GHz depending on diode area. This monolithic integrated mixer circuit exhibits a minimum of conversion loss of 7 dB and a SSB noise figure of 7.5 dB (PLO=14 dBm) at 10.5 GHz.
