Abstract :
We demonstrate a 2 × 2 AlGaAs/GaAs optical switch based on our wide-angle design including current-spreading restriction, curved electrodes, double-reflection interfaces, and graded heterojunctions. The fabricated device has a 7° crossing angle and a 0.6 W power consumption.
