Abstract :
An OEIC composed of one MSM-photodetector and 750 GaAs QW-HEMTs of 0.3 ¿m gatelength has been realized for 10 Gb/s optical data links. It includes a broadband transimpedance amplifier and a postamplifier, a clock recovery with a narrow-band regenerative frequency divider, a data decision of DFF type, and a 1:4 demultiplexer in DCFL technique. The desired clock signals at 10 and 2.5 GHz and four demultiplexed 2.5 Gb/s data signals have been measured on-wafer. The 3Ã2 mm2 chip has a power consumption of ~2 W.
