Abstract :
This paper presents modified Cherry-Hooper limiting amplifiers in a Si/SiGe HBT technology. The 3 dB bandwidth of 9 GHz is chosen to match the intended application, a wireless ultra-high rate 60 GHz receiver running up to 6 Gbps. One-stage, two-stage, and three-stage versions were realized and showed 17 dB, 37 dB, and 54 dB DC gain with dynamic ranges of at least 23.4 dB, 32.2 dB, and 44.3 dB at bit error rates less than 10-13 for 6 Gbps, respectively. The gain, bandwidth and dynamic range are sufficient to recover the bits from an analog Gbit/s BPSK/QPSK demodulator. The limiting amplifiers are all biased at 4V and consume 28.5 mA, 52 mA and 91mA current respectively.
