Abstract :
Long-wavelength VCSELs incorporating high-contrast gratings are demonstrated using planar, proton-implant structure, enabling low-cost manufacturing. We demonstrate 1550-nm VCSELs with single-mode CW operation up to 65C, 1.4 mW CW output at room temperature and error-free 2.5 Gb/s modulation.
