Abstract :
In this paper, a compact SPICE model of NAND strings especially for program inhibit operation is proposed. With the addition of the 2nd-order capacitances and GIDL current, the capacitive boosting with Vpgm and Vpass, and the potential lowering due to GIDL current generated at GSL edge can be well considered in the model.
