Abstract :
As consumer applications expand from RF to microwave frequencies, there is an increasing need for low cost integrated solutions. E/D PHEMT offers many performance advantages over CMOS or SiGe, but the real estate is more expensive. This research demonstrates a state-of-the-art E/D-mode MMIC that is ultra compact. At only 1.2 sq.mm. it provides a balanced LNA, sub-harmonic pumped mixer, and diplexer function. It also integrates the LO buffer. The down-converter covers 18 to 30 GHz with typically 1 dB conversion gain and 3dB NF. The LO buffer and doubler allow +5 dBm LO input power at one half the mixing frequency. The chip draws 100mA and operates with +5V supply and TTL control. The chip can be housed in a 3×3mm QFN package. This is the highest integration and performance level combination known to be published for a single chip 18-30 GHz applications.
