Abstract :
This study investigates the effects of Zr insertion in CoFeB alloy on the perpendicular magnetic anisotropy of a magnetic tunnel junction composed of Ta/CoFeBZr/MgO. A perpendicular magnetic anisotropy with sharp switching characteristics is observed with magnetic field annealing at 250°C and 3 T for 30 min. Useful coefficients representing magnetic properties are extracted from the magnetization hysteresis loop. Ferromagnetic resonance measurements are also performed at 9.43 GHz to evaluate the damping constant. It is shown that Zr insertion expands the magnetic volume for surface perpendicular magnetic anisotropy according to the large thickness margin of CoFeBZr.
