Abstract :
An InGaAs/InP pin waveguide photodetector with a 3 dB roll-off frequency of 39 GHz using a simple design is reported. The two-tone spurious-free dynamic range of an external modulation fibre optic link employing the waveguide photodetector is measured and is in excess of 110 dB/Hz2/3 for a photocurrent of 5 mA
