Abstract :
A modulator integrated DFB laser incorporating a strain-compensated MQW and graded SCH electro-absorption modulator has been developed for suppressing the hole pile-up effect. The device demonstrates stable modulation characteristics and 10 Gbit/s transmission over 60 km of standard singlemode fibre under high power operation
