Abstract :
An internal distortion cancellation mechanism in DFB-LDs caused by relaxation oscillation and longitudinal spatial hole burning has been revealed to realise low intermodulation distortion laser diodes used at high modulation frequencies. Extremely low distortion characteristics (IMD3⩽-80 dBc) were achieved at up to 2.2 GHz owing to the internal distortion cancellation effect
