Abstract :
For the first time, a fibre-pigtailed OEIC module, composed of a pin photodetector and an InP/InGaAs HBT-based amplifier, has been operated at speeds up to 15 Gbit/s, with a measured sensitivity of -17.3 dBm at a bit error rate of 109. MOVPE growth is demonstrated to be suitable for high performance HBT-based OEICs
