Abstract :
A compact uni-travelling-carrier photodiode module with a rectangular-waveguide output port for operation in the J-band (220-325 GHz) has been developed. The fabricated module exhibits an output power as high as 134 muW at 264 GHz for a photocurrent of 26 mA. Fundamental mode signal generation by a photodiode module at frequencies in the sub-millimetre-wave range (>300 GHz) is demonstrated for the first time
