Abstract :
A smart pixel designed as an optical inverter is demonstrated using double-heterostructure optoelectronic-switch (DOES) device technology. The pixel comprises two heterojunction field-effect transistors, one bipolar-inversion-channel field-effect transistor, and a DOES switch. Full electrical functionality is achieved with DOES switch on times as low as 10 ns, limited by the experimental setup. Optical output is observed in LED form from the DOES switch in the on state
