Simple derivation of a small-signal equivalent circuit for arbitrarily doped 4-terminal field-effect transistors

This letter outlines a simple derivation of a small-signal equivalent circuit for 4-terminal field-effect transistors having arbitrary impurity distributions. The equivalent circuit holds for both pinchoff and nonpinchoff operation. Measured transient response shows good agreement with that calculated using the equivalent circuit.
