Abstract :
Waveguide loss of vertically tapered MQW waveguides, monolithically integrated with a laser using MOCVD, is evaluated for the first time. It is found that the unpumped MQW waveguide close to the gain section has large absorption loss for the lasing wavelength, since both thickness and composition are close to those of the active section at the near jointed portion. By using long active region with respect to the waveguide length, high power and high characteristic temperature have been achieved
