Abstract :
The small-signal impedance of a 1-dimensional p-i-n diode with uniformly distributed avalanche has been calculated. It has been found that, at any given current density, there exists a minimum diode length beyond which diffusion spoils the negative resistance. From this an upper limiting frequency is derived, depending on current density.
