Abstract :
A small signal equivalent circuit for VCSELs is developed which provides an excellent fit to measured S-parameter data. Equivalent circuits were obtained for 6 mu m diameter, 780nm, gain guided VCSELs with 14GHz modulation bandwidth, the highest yet reported.
