Abstract :
Undoped β-Ga2O3 single crystals were grown by the floating zone technique under several mixtures of N2 and O2 gas at 2 atm pressure. Cathodoluminescence spectra indicated the existence of five radiative transitions in the wavelength region from ultraviolet to green. The emission efficiency was investigated as a function of the oxygen partial pressure during growth. Luminescence increased with the increase of the oxygen partial pressure, especially for the green emission.
