Abstract
The effect of the carrier heating is numerically studied. It is shown that the spectrum of the optical pulses is blue shifted when the duration of the pulse tail is comparable to or shorter than the relaxation time of heated carriers. The results are in good agreement with the experimental data on an AlGaAs/GaAs traveling wave amplifier.<>
