Abstract :
A modulator with low chirp parameter (<0.5) at moderate bias voltage (~0 V) was integrated with a semiconductor laser and amplifier. The identical active layer contains two different multiquantum wells (MQW) in the transverse direction in all three parts. These two different MQWs improve the chirp behaviour of the modulator and the amplification
