Abstract :
High-speed photodiodes are realized with low-cost technology including etched waveguide input facet, antireflection coating on wafer and cleaving V-grooves. 0.46A/W responsivity, 40 GHz bandwidth, 6 mA saturation current, are simultaneously achieved with less than /spl plusmn/0.1 dB polarization dependence.
