Abstract
A nonlinear circuit analysis procedure which is suitable for the simulation of directly modulated laser diodes at microwave frequencies has been developed. The first stage involves an analysis of the laser rate equations using bifurcation theory. This yields any possible regions of chaotic behaviour for given device and input signal parameters. Periodic steady-state solutions are then searched for by means of a harmonic balance algorithm. The proposed technique is used to study the large signal response of an equivalent circuit model of a laser diode and simulation results are compared with measurements. The stability of the computed solutions is then checked in the time domain by calculation of the Floquet multipliers.
