Abstract :
The design and the measurements of a Ka-band HBT-based Voltage Controlled Oscillator (VCO) are reported. This VCO is fully integrated in MMIC technology, and is based on a balanced oscillator topology. The circuit is covering 3GHz tuning range around a centre frequency of 43.5GHz with a phase noise of ¿80 dBc/Hz at 100 KHz offset. Then this concept is applied to a VCO for automotive radar application. This VCO is composed of a balanced oscillator at 12.75GHz and of a frequency tripler. The measurements of the circuits show a phase noise of ¿93 dBc/Hz at 12.75 GHz at 100 KHz offset, a centre frequency of 37.2 GHz with a tuning range up to 8 GHz.
