Abstract :
We present high-speed high-temperature 980-nm VCSELs operating continuous-wave up to 200°C demonstrating clear open eyes at 12.5 Gb/s and 25 Gb/s at temperatures of 155°C and 120°C, respectively. 6-μm devices provide 1.4 mW at 155°C.
