Abstract :
This paper presents a 126 GHz fully balanced tunable oscillator followed by a 1/4 dynamic divider, designed in a 0.25 μm SiGe:C BiCMOS technology with ftau=190 GHz and fmax=200 GHz. The simulated oscillating frequency can be tuned from 118 to 126 GHz with an output power of -0. 4 dBm and a phase noise of -98. 7 dBc/Hz at the frequency offset of 10 MHz. A harmonic mixer was also integrated on the same chip for testing the oscillator output.
