Abstract
In this paper, we present a non-resonant cavity (NRC) LED, which reaches a record high absolute external quantum efficiency of 31%, or 0.44 W/A. The corresponding maximum wall-plug efficiency is 14%. In addition, for the first time, we present results on the turn-on and turn-off times of NRC-LEDs. For a NRC-LED with 9% external quantum efficiency, we report a 10-to-90 percent turn-on time of 2.4 ns and turn-off time of 1 ns. Finally, we show that at constant current, the output power of our NRC-LEDs decreases by only 0.36%//spl deg/C. The combination of these assets makes NRC-LEDs ideal light sources for short-distance optical interconnects.
