Abstract
A new and efficient Double Cathode Photodetector (DCP) for the correlation of incident light and an electrical modulation signal is presented. The concept of buried fingers using a PIN setup augments the separation efficiency up to η=67% {54%}, results in a bandwidth of up to f-3dB~300MHz {80MHz} and ensures high responsivity of R=0.47A/W {0.36A/W} at λ=660nm {850nm}. The integrated photodetector is realized in a 0.6μm OPTO ASIC BiCMOS process.
