Abstract :
Resonant cavity light-emitting diodes (RCLEDs) are suitable devices for optical fiber data communication because of their excellent performances such as narrow spectral linewidth and high response. In principle, the RCLED consists of an asymmetric Fabry-Perot cavity and a QW active region placed in the center of the cavity so that an optical resonation realizes at a wavelength of spontaneous emission from QW. However, the device characteristics are very sensitive to operation temperature, which results in reduction of output power in operation at high current. In this paper, in order to improve the characteristics, a new RCLED is proposed in which the active region consists of two SQWs of different width
