  • Abstract
    Theoretical limits for high voltage rectifiers and thyristors have been established. Using the ratio between the base width and the diffusion length as a parameter, calculated results show that various quantities of interest are approximately proportional to Vm, where for forward voltage, 1/3 < m < 1/2; for power handling -1/3 < m < -1/4, for reverse recovery time (or turn-off time) m ≃ 2, and for the load power controlling capability, 2/3 < m < 3/4.
