Abstract :
A two-section integrated tunnel-junction heterojunction phototransistor (TJHPT) is fabricated and characterized in this report. By incorporating tunnel-junction in the base-collector region of the phototransistor, the responsivity can be greatly enhanced owing to direct tunneling effect.
