Abstract :
Modulation characteristics of 1.3 /spl mu/m quantum-dot lasers were investigated experimentally and theoretically to evaluate the K-factor-limited bandwidth. A criteria to improve the K-factor for the 40 GHz-bandwidth is clarified in terms of optical gain and capture time.
