Abstract :
An injection-locked frequency divider (ILFD) is presented for D-band (110 to 170GHz) applications. It has been realized in 65nm CMOS technology. The whole chip area is 0.6×0.5mm2 and the core area occupies 0.32×0.17mm2. This ILFD consumes 5.28mW from a 1.1V supply without the buffers and biasing circuit. The measured frequency locking range is 132.7-to-143.5GHz with input power ≪−4dBm.
