Abstract :
For submillimeter-wave signal generation we present a frequency multiplier-by-four monolithic integrated circuit. The fast metamorphic high electron transistor technology and GaAs-based semiconductor process and the active circuit design approach enable integrated post-amplification, resulting in a saturated output power of -8 dBm and an output operating range from 426 to 458GHz obtained from a frequency-selective measurement setup.
