Abstract :
W band multiplier with excellent harmonic suppression is of great importance in high frequency applications. In this paper, a balanced topology structure has been analyzed and applied in W band frequency tripler design. UMS 0.1 um GaAs pHEMT process is employed to fabricate the balanced tripler and the measured results prove that the harmonic suppression is more than 24 dBc. Driven by -0.5 dBm input power, output power is -6.8 dBm and the 3 dB bandwidth is 13.5 GHz from 83.5 to 96 GHz.
