Abstract :
The Letter presents a comparison of the power generation capabilities of GaAs Gunn devices working at 94 GHz in fundamental and second harmonic modes. Based on accurate Monte-Carlo and hydrodynamic models for the active device and realistic driving forces, large-signal results indicate that, although power generation at 94 GHz in a fundamental mode is possible, harmonic operation is preferable regarding output power and resistance level, and device reliability
