A hybrid modelocked external cavity semiconductor laser with an N +-ion bombarded facet generates optical pulses tunable in the wavelength range 1440-1560 nm, at a fundamental mode repetition rate of 2-8 GHz and a pulse width of 17 ps-180 fs
